Deposition of hydrocarbon thin films in plasma and study of their properties

Abstract:

Tenké vrstvy mají široké uplatnění v celé řadě odvětví jako např. v optických komponentech, integrovaných obvodech či jako biomedicínské povlaky. Jednou z metod přípravy tenkých vrstev je plazmochemická depozice z plynné fáze. Cílem této práce bylo prozkoumat vlastnosti nového reaktoru zamýšleného pro studium homogenity plazmatu v závislosti na poloze v reaktoru. Za tímto účelem byly nadeponovány série vrstev pro různé depoziční podmínky. Tenké vrstvy byly nadeponovány ve směsi argon-acetylen v radiofrekvenčním pulzním výboji. Kromě běžných parametrů výboje jako je depoziční čas, dodávaný výkon nebo průtok plynů, se zkoumal i vliv parametrů spojených s pulzním režimem, tj. frekvence cyklů a střída. Substráty z monokrystalického křemíku byly umístěny na skleněném držáku uprostřed válcového, horizontálně orientovaného reaktoru. Nadeponované tenké vrstvy byly studovány zejména pomocí spektroskopické elipsometrie a mikroskopie atomárních sil. Disperzní model vrstev byl založen na parametrizaci hustoty elektronových stavů. Zohlednila se i drsnost horního rozhraní, tj. rozhraní vzduch-vrstva. Index lomu vrstev se nacházel v rozsahu od 1,5 do 1,7, což nasvědčuje tomu, že byly nadeponovány měkké amorfní uhlíkové vrstvy s příměsí vodíku. Pulzování výboje mělo značný vliv na výsledné optické parametry vrstev. Strmé závislosti šířky zakázaného pásu byly pozorovány zejména pro nízké hodnoty (do 30 %) střídy. Dalším zajímavým fenoménem spojeným s pulzním módem byla plošná neuniformita vrstev. Ukázalo se, že střední kvadratická odchylka výšek uprostřed vzorku může být až 80 nm, zatímco poblíž okraje vzorku to je jen 10 nm. Pro určení rozložení lokálních tlouštěk vrstev byla využita nedávno vyvinutá metoda. Tato metoda je založena na vyhodnocování spektrálních průběhů odrazivosti naměřených v mnoha bodech podél plochy vzorku. Citlivost této metody byla demonstrována při vyhodnocování míry poškození vrstvy po dlouhotrvajícím elipsometrickém měření. Byla rovněž studována citlivost vrstev na ultrafialové záření. Bylo ukázáno, že ozařováním vrstev pomocí rtuťové lampy za přítomnosti vzduchu je možné významným způsobem zmenšit tloušťku vrstvy. Nutnost přítomnosti vzduchu byla ověřena na ozařování vzorku nacházejícím se ve vakuu. Na základě experimentů s UV ozařováním byl proveden odhad poškození vrstvy při měření na elipsometru.

Abstract:

Thin films are widely used in many applications as optical devices, integrated digital circuits, biomedical coatings, etc. One of the common preparation methods of the films is to use the plasma enhanced chemical vapor deposition. The goal of this work was to examine properties of a new deposition reactor intended for study of plasma homogeneity in dependence on the position in the reactor chamber. Therefore, a basic set of thin films deposited under various deposition conditions was prepared. Thin films were deposited in argon-acetylene gas mixture in a radio-frequency pulsed discharge. Besides common discharge parameters like deposition time, delivered power or flow rate of gases, also the influence of parameters connected with the pulsed mode of operation, i. e. frequency of cycles and duty cycle, was inspected. Silicon single crystal substrates were placed onto a glass holder at the center of a tubular horizontally mounted reactor. Deposited thin films were particularly studied using spectroscopic ellipsometry and atomic force microscopy. The dispersion model of the films was based on the parametrization of the density of electronic states. Roughness of the upper boundary, i. e. air-film boundary was taken into account. The index of refraction of the films was found to be in the range from 1.5 to 1.7 which suggests that soft amorphous hydrocarbon films were deposited. Pulsing of the discharge had large influence on the resultant optical properties of the films. Strong dependences of optical band gap were observed especially at low values (up to 30 %) of the duty cycle. Another interesting phenomenon connected with the pulsed mode of operation was a lateral non-uniformity of the films. It was shown that the root mean square value of the heights was found to be up to 80 nm at the center of the sample while near the edge of the sample the same quantity was less than 10 nm. Furthermore, a recently developed method was utilized for estimation of a distribution of local thicknesses of the film. This method is based on the evaluation of reflectance spectra acquired in many points lying along the area of the sample. The sensitivity of this method was demonstrated by a quantification of damage to a film caused by a long-lasting ellipsometrical measurement. The photosensitivity of the films to ultraviolet light was studied as well. It was shown that by irradiating the film with a Hg lamp in air it is possible to decrease the thickness of the film substantially. The necessity of air presence was validated by irradiation of a sample inhered in vacuum. Based on the UV light irradiation experiments the estimation of the damage introduced by the ellipsometer to a film was made.
