Thin Sn-Cu-O and Sn-Cu-N Films Prepared by Magnetron Sputtering

Abstract:

Tato disertační práce se zabývá problematikou tenkých vrstev Sn-Cu-O a Sn-Cu-N připravených metodou reaktivního magnetronového naprašování. Hlavní pozornost byla věnována nalezení korelací mezi depozičními parametry, prvkovým složením připravených vrstev, jejich strukturou a následně vlastnostmi. Po provedení přehledu literatury a zhodnocení současného stavu problematiky ve druhé kapitole, jsou ve třetí kapitole definovány cíle této disertační práce. Následně je ve čtvrté kapitole podrobně popsána metodologie provedených experimentů a analýz. Hlavní pátá kapitola předložené práce sestává z pěti vzájemně souvisejících studií, které dávají odpovědi na otázky související s cíli práce stanovenými ve třetí kapitole. V první studii byly připraveny vrstvy Sn-Cu-O s různým obsahem mědi (<11 at. %), které byly složeny z fází SnO2 a amorfního CuO. Bylo zjištěno, že vrstvy Sn-Cu-O připravené na plovoucím potenciálu (Us = Ufl) a při Ts = 500 °C vykazují vyšší krystalinitu a vyšší hodnoty mechanických vlastností (nejvyšší hodnoty: H = 19,4 GPa, E* = 197 GPa, We = 64,9 % a H/E* = 0,110) oproti vrstvám připraveným při Ts = RT (nejvyšší hodnoty: H = 15,1 GPa, E* = 160 GPa, We = 59,4 % a H/E* = 0,097). Nejvyšší hodnoty tvrdosti lze přičítat struktuře vrstev, tedy optimální velikosti zrn 10 nm a určitý vliv může mít i tlakové pnutí (nejvyšší 1,06 GPa). Koeficient tření u vrstev osciluje v poměrně širokém rozsahu ~0,5-1, a to při Ts = RT i při Ts = 500 °C. Nejnižší hodnoty koeficientu tření ~0,5 vykazují vrstvy Sn-Cu-O s nízkým obsahem Cu (<0,4 at. %). Koeficient tření klesá s nárůstem tvrdosti H a efektivního Youngova modulu E*. Hodnoty otěru vrstev Sn-Cu-O jsou velmi nízké, ~1e-7 mm3/Nm, v případě několika vrstev vyšší, ale nikdy nepřekročily 1e-6 mm3/Nm. Vrstvy Sn-Cu-O jsou transparentní s nejnižší elektrickou rezistivitou 1e-4 Ohmm a tomu odpovídajícím extinkčním koeficientem 1e-4 (při vlnové délce 550 nm). Nižší rezistivitu obecně vykazují vrstvy Sn-Cu-O deponované při Ts = RT. Zvyšování parciálního tlaku kyslíku pO2 vede k nárůstu rezistivity, přičemž vrstvy Sn-Cu-O obsahující střední a vysoký obsah Cu (0,6 at. %) deponované při parciálním tlaku kyslíku pO2 > 0,4 Pa jsou elektricky nevodivé. Ve druhé studii byly vrstvy Sn-Cu-O připravovány s použitím různého předpětí na substrát Us. Bylo ukázáno, že s použitím předpětí na substrát -200 V bylo dosaženo nejvyšších hodnot mechanických vlastností (H = 23,9 GPa, E* = 189 GPa, We = 73,8 %, H/E* = 0,127) a nízké hodnoty koeficientu tření 0,58. Ve třetí studii byla zkoumána odolnost vrstev Sn-Cu-O vůči vzniku trhlin. Bylo zjištěno, že použitím výhřevu substrátu na Ts = 500 °C, předpětí Us, či jejich vzájemnou kombinací lze docílit elastické vratnosti We > 63 % a poměru tvrdosti a efektivního Youngova modulu H/E* > 0,1, kdy vrstvy Sn-Cu-O/Al vykazují zvýšenou odolnost vůči vzniku trhlin při ohybovém testu. Tato odolnost je silně spjata s nanokrystalinitou vrstev, kdy se velikost zrn ve vrstvách pohybuje kolem 10 nm. Čtvrtá studie se zabývá vlivem podmínek při tribologickém testu na hodnoty koeficientu tření a otěru u vrstev Sn-Cu-O. Byl zjištěn významný vliv použité tribologické kuličky, zátěže, teploty i vlhkosti na výsledné hodnoty koeficientu tření a otěru. V páté studii byly připraveny vrstvy Sn-Cu-N s různým obsahem mědi. Bylo zjištěno, že vrstvy Sn-Cu-N připravené při Ts = RT jsou amorfní, vrstvy připravené při Ts = 500 °C mají složitou strukturu. Nejvyšší tvrdosti 14,1 GPa a efektivního Youngova modulu 153 GPa bylo dosaženo při Ts = 500 °C, Us = Ufl a pN2 = 0,8 Pa, a tato vrstva rovněž vykazovala nejnižší hodnotu koeficientu tření je 0,37. Abstract:

This Ph.D. thesis deals with Sn-Cu-O and Sn-Cu-N coatings prepared by reactive magnetron sputtering. The main attention was devoted to find the correlations between process parameters, elemental composition, structure and the properties of the materials formed. After the literature overview and discussion of current status of knowledge provided in the second chapter, aims of the thesis are defined in the third chapter. In the fourth chapter, methodology of the experiments and analyses is systematically described. The main fifth chapter of the thesis consists of five mutually coupled parts which give answers to the questions related to the aims of the thesis defined in the third chapter. In the first part, the deposited Sn-Cu-O coatings with varied Cu content (<11 at. %) were shown to be composed of SnO2 and amorphous CuO phases. It was found that Sn-Cu-O coatings held at a floating potential (Us = Ufl) and Ts = 500 °C exhibit higher crystallinity and higher values of mechanical properties (with maxima: H = 19.4 GPa, E* = 197 GPa, We = 64.9 % and H/E* = 0.110) compared to the coatings held at Ts = RT (with maxima: H = 15.1 GPa, E* = 160 GPa, We = 59.4 % and H/E* = 0.097). The highest values of the hardness can be attributed to the structure of the coatings, i.e. to the optimum grain size 10 nm, however, a compressive stress (with maximum of 1.06 GPa) can have a certain influence too. Coefficient of friction of the coatings oscillates in a relatively wide range of ~0.5-1 for both Ts = RT and Ts = 500 °C. The Sn-Cu-O coatings with a low Cu content (<0.4 at. %) exhibit the lowest value of the coefficient of friction ~0.5. The coefficient of friction decreases as the hardness H and effective Young's modulus E* rise. Wear rate of the Sn-Cu-O coatings is very low, ~1e-7 mm3/Nm, in several cases higher, but it never exceeds 1e-6 mm3/Nm. The Sn-Cu-O coatings are transparent with the lowest electrical resistivity of 1e-4 Ohmm and a corresponding extinction coefficient of 1e-4 (at a wavelength of 550 nm). In general, the coatings deposited at Ts = RT exhibit lower electrical resistivity. The electrical resistivity rises with increasing oxygen partial pressure pO2; the Sn-Cu-O coatings prepared with Cu content of 0.6 at. % and at partial pressure pO2 > 0.4 Pa are dielectric. In the second part, the deposited Sn-Cu-O coatings were held at a various substrate bias Us. It was found out that the highest values of mechanical properties (H = 23.9 GPa, E* = 189 GPa, We = 73.8 %, H/E* = 0.127) and the lowest coefficient of friction of 0.58 were reached using a substrate bias of -200 V. In the third part, a resistivity of the Sn-Cu-O coatings against cracking was evaluated. It was found out that the elastic recovery We > 63 % and H/E* > 0.1 % that results in enhanced resistance to cracking of the Sn-Cu-O/Al coatings in a bending test can be reached using a substrate heating to Ts = 500 °C and/or substrate bias Us. The resistance of cracking is strongly connected to nanocrystallinity of the coatings since the grain size of the coatings approaches to 10 nm. In the fourth part, an influence of conditions in tribological test on the coefficient of friction and wear of the Sn-Cu-O coatings is discussed. A significant influence of the tribological ball, load, temperature and humidity on the coefficient of friction and wear was found. In the fifth part, Sn-Cu-N coatings with varied Cu content were deposited. The Sn-Cu-N coatings prepared at Ts = RT were found amorphous, the Sn-Cu-N coatings prepared at Ts = 500 °C have a complex structure. The highest values of hardness and effective Young's modulus of 14.1 GPa and 153 GPa, respectively, were reached at Ts = 500 °C, Us = Ufl and pN2 = 0.8 Pa. The lowest value of coefficient of friction was 0.37. The Sn-Cu-N coatings prepared at Ts = 500 °C were electrically conductive (3.4e-5-3.4e-6 Ohmm), whereas the coatings prepared at Ts = RT were dielectric.
