Magnetronová depozice tenkovrstvých kovových slitin ze systémů W-Cu a W-Zr

Abstract:

Tato diplomová práce je zaměřena na studium struktury a vlastností tenkovrstvých slitin ze systémů W-Cu a W-Zr. Byly připraveny dvě série vrstev v širokém rozsahu složení od 100 at. % W po 100 at. % Cu, respektive Zr. Obě série tenkých vrstev byly připraveny v atmosféře Ar. Série W-Zr byla připravena pomocí stejnosměrného magnetronového naprašování (DCMS), série W-Cu byla připravena kombinací DCMS a vysokovýkonového magnetronového naprašování. Bylo zjištěno, že díky nerovnovážnému procesu magnetronového naprašování všechny vrstvy ze za normálních podmínek nemísitelného systému W-Cu tvoří tuhé roztoky. Bylo zjištěno, že v rozsahu složení od 33 do 83 at. % Zr mají vrstvy W-Zr amorfní strukturu a podle následných analýz by se mohlo jednat o kovová skla. Pro určitá složení W-Zr (nad 83 at. % Zr) se ve struktuře vyskytuje vysokoteplotní ß-Zr fáze. Dále bylo zjištěno, že do určitého obsahu příměsi dochází u obou sérií k nárůstu tvrdost oproti vrstvě čistého W. U vrstev W-Cu byly navíc provedeny termické analýzy a ukázalo se, že pro nižší obsah Cu jsou tuhé roztoky W-Cu stabilní proti fázovým změnám. Do 18 at. % Cu má přidávání Cu pozitivní vliv na oxidační odolnost vrstev.

Abstract:

This thesis is focused on the study of the structure and properties of thin film alloys from W-Cu and W-Zr systems. Two series of layers were prepared in a wide range of compositions from 100 at. % W to 100 at. % Cu or Zr, respectively. Both series of thin films were prepared in Ar atmosphere. The W-Zr series was prepared by direct current magnetron sputtering (DCMS), the W-Cu series was prepared by a combination of DCMS and high-power impulse magnetron sputtering. It was found that due to the non-equilibrium process of magnetron sputtering, all layers of the W-Cu system (immiscible in equilibrium conditions) form solid solutions. It was found that in the composition range from 33 to 83 at. % Zr the W-Zr layers have an amorphous structure and according to subsequent analyzes they could be metallic glasses. For certain compositions of W-Zr (above 83 at.% Zr), a high-temperature ß-Zr phase occurs in the structure. Furthermore, it was found that the hardness in both series increases with a certain solute content compared to the pure W layer. In addition, thermal analyzes were performed for the W-Cu layers and it was shown that for lower Cu content W-Cu solid solutions are stable against phase changes. Under 18 at. % Cu, the addition of Cu has a positive effect on the oxidation resistance of the layers.
