Solder pastes for lead-free soldering and their reliability impacts

Abstract:

Cílem předkládané diplomové práce je otestování teplotně stabilních pájecích past, které není potřeba skladovat při snížené teplotě, ale lze je po určitou dobu uskladnit při teplotě "pokojové" (22 °C ~ 25 °C). První část této práce tvoří teoretické informace o pájecí pastě, způsobech jejího nanášení a také o teplotních profilech využívaných pro proces přetavení pájecí pasty. V následujících dvou částech jsou popsány vady vyskytující se po tisku pájecí pasty a vady, které se projeví až po zapájení v přetavovací peci. Další část této práce se věnuje experimentům, které byly v rámci testování provedeny. Byla zkoumána náchylnost k chybám jednotlivých pájecích past v průběhu tisku na DPS v závislosti na celkové době, kterou pasta strávila na šabloně a na délce pauzy před tiskem pasty. Dále byl podle metody Design of Experiment navržen experiment, jehož vstupní faktory byly: pájecí pasta, pauza před tiskem pasty a použitý teplotní profil v SMT peci. Při tomto experimentu byly desky plošných spojů osazeny SMD součástkami, které byly následně zapájeny. Následovalo zkoumání výskytu chyb popsaných v teoretické části práce a porovnání mechanické pevnosti pájených spojů. Závěrečné části se pak věnují vyhodnocení získaných dat a doporučení pro využití v praxi.

Abstract:

The focus of this diploma thesis is on testing of temperature stable solder pastes which don't have to be stored in low temperatures but they can be stored in average room temperatures (22 °C ~ 25 °C) for a certain time. In the first part of the thesis there is theoretical information about solder paste, ways of its deposition and about the temperature profiles used for reflow process. In the following two parts there is a description of faults which occur after the printing of the solder paste and also the faults which are seen after the reflow in a reflow oven. Another part of this work deals with the experiments which were carried out during the testing. The author of the thesis examines how likely individual pastes are to fail during the printing course on PCB depending on the total time which the paste stayed on stencil and on the pause duration before printing of the paste. Next an experiment according to the Design of Experiment was suggested. Its entry factors were: solder paste, the pause before the printing of the paste and the temperature profile used in the oven. During this experiment there were surface mount devices placed on the PCB and then reflowed. The analysis of the failure occurrence (described in the theoretical part) and the comparison of the mechanic strength of the solder joints follow. The last parts of the work focus on the evaluation of the findings and any recommendations for use in real life practice.
