Investigation of structural properties of superlattices using x-ray diffraction

Abstract:

Předložená práce se zabývá studiem kompletní struktury, tj. stanovením tlouštěk, počtu vrstev a drsností rozhraní ve vzorcích multivrstev, pomocí rentgenové reflexe. Metoda spočívá v analýze rtg reflexní křivky a jejím srovnání se simulacemi. Zkoumány byly dva polovodičové vzorky, u kterých byla experimentálně stanovená struktura srovnána s nominální strukturou, a dva vzorky rtg zrcadel, jejichž strukturní analýza byla provedena pomocí dvou rtg aparatur. Na jedné aparatuře byla provedena měření ve větším rozsahu úhlu dopadu a na druhé aparatuře ve vyšším rozlišení. Výsledky měření z jednotlivých aparatur pak byly srovnány a diskutovány.

Abstract:

This thesis deals with a study of complete structure, i.e. determination of thicknesses, number of layers and roughnesses of interfaces in multilayer samples, using X-ray reflectivity. The method is based on analysis of an x-ray reflection curve and its comparison with simulations. Two semiconductor samples were studied, where the experimentally determined structure was compared with nominal structure and two samples of x-ray mirrors were studied, where the structural analysis was performed using two x-ray apparatuses. The measurements on the first apparatus were performed in a larger range of incidence angle and the measurements on the second apparatus were performed in using higher resolution. The measured results from both apparatuses were compared and discussed.
