Deposition of ternary oxides with titanium and characterization of their optical and electrical properties

Abstract:

V této diplomové práci jsou studovány tenké vrstvy míchaného oxidu TiSiO2, připraveného metodou atomic layer deposition (ALD) z organometalických prekurzorů s pomocí kyslíkového plazmatu. Metodou ALD lze střídáním kroků jednotlivých prekurzorů připravit míchaný oxid, jehož parametry závisí na složení vrstvy. Strukturní analýza připravených tenkých vrstev byla provedena pomocí XRD a XPS. Šířka zakázaného pásu a index lomu dielektrika, v závislosti na složení vrstvy, byly měřeny elipsometrií. Elektrické vlastnosti vrstev byly získány analýzou C-V a I-V charakteristik MOS kondenzátorů, připravených pomocí fotolitografie. Relativní permitivita míchaného oxidu se zvyšuje s rostoucím podílem TiO2 ve vrstě, až na hodnotu 53 pro x=0.875. Na druhé straně, izolační vlastnosti materiálu se zhoršují přidáváním TiO2, což má za následek vyšší svodový proud a nižší měrný odpor vrstvy.

Abstract:

In this thesis mixed TiSiO2 thin oxide films prepared by atomic layer deposition (ALD), from metal-organic precursors and oxygen plasma, are investigated. ALD allows mixing of different oxides by alternating of the precursor steps, and thus it is possible to alter the properties of the resulting film. Structural analysis of the deposited films by XRD and XPS is discussed. Composition dependent optical band gap and refractive index were measured using ellipsometry. The electrical properties of the films were obtained by analysing C-V and I-V characteristics of the MOS capacitors, fabricated by photolithography. The dielectric constant of the mixed oxide increases with TiO2 content up to 53 for x=0.875. On the other hand, the insulating properties of the film are getting significantly worse with more TiO2 film, resulting in higher leakage current and lower resistivity of the film.
