Study of sputtered particles densities in non-reactive and reactive HIPIMS process

Abstract:

Tato práce studuje magnetronové naprašování buzené pulzy velkého výkonu (HiPIMS), což je technika naprašování tenkých vrstev za účasti iontů materiálu tvořícího vrstvu. Ionizované rozprášené částice představují důležitý druh částic v HiPIMS výboji. Přidáním reaktivního plynu do procesu lze vyvinout nové materiály. Pro pochopení a zlepšení tohoto prostorově a časově závislého procesu se provádí diagnostika nereaktivního a reaktivního HiPIMS výboje. Hlavními diagnostickými metodami plazmatu použitými v této práci jsou optická emisní spektroskopie a metoda efektivních větvících poměrů. Kombinace těchto dvou metod umožňuje určit absolutní koncentrace rozprášených titanových částic v základním stavu z naměřených intenzit samo-absorbovaných spektrálních přechodů. Chování rozprášených titanových částic a jejich ionizačního stupně pro široký rozsah pracovních tlaků a výbojových proudů je studováno v oblasti magnetizovaného plazmatu blízko terče, v blízkosti substrátu a mezi těmito dvěma oblastmi v depoziční komoře. Chování rozprášených titanových atomů a titanových iontů v depoziční komoře je důkladně prozkoumáno během aktivní doby pulzu a zprůměrováno během několika period pulzu. Jsou definovány nejvhodnější parametry rozprašovacího procesu pro dosažení vysokého podílu ionizovaných kovových částic v oblasti substrátu. Je studován reaktivní HiPIMS s příměsí kyslíku, dusíku a acetylenu. Se zvýšeným průtokem reaktivního plynu ve výboji hustota rozprášeného titanu během pulzu výrazně klesá v důsledku nižšího rozprašovacího výtěžku sloučeniny ve srovnání s kovem. Naopak, ionizační stupeň rozprášených částic je zvýšený v otráveném režimu, což se vysvětluje zvýšenou hustotou elektronů. Taktéž, je zkoumána změna průběhu výbojového proudu s přidáním reaktivního plynu. Zúžení a posun hysterezní křivky směrem k nižším průtokům reaktivního plynu s rostoucím výbojovým proudem je zkoumán experimentálně a pomocí modifikovaného Bergova modelu. Efektem odpovědným za redukci a posun hysterezní křivky a také za nízkou depoziční rychlost vyhodnocený v intenzivním HiPIMS výboji je návrat ionizovaných kovových částic zpět na terč. Tato disertační práce je napsána jako komentář k publikovaným recenzovaným pracem, na kterých se autorka významně podílela.

Abstract:

This thesis studies the high power impulse magnetron sputtering (HiPIMS) as a metal ion-assisted thin film deposition technique. The ionised sputtered particles represent the crucial film-forming species in the HiPIMS discharge. By adding the reactive gas into the process, novel materials can be developed. In order to understand and improve this spatially and temporally dependent process, the diagnostic of the non-reactive and reactive HiPIMS discharge is conducted. The leading plasma diagnostic tools utilised in this thesis are optical emission spectroscopy and the effective branching fraction method. Combining these two methods allows the determination of the absolute ground state number densities of the sputtered titanium species from measured intensities of self-absorbed spectral transitions. The behaviour of sputtered titanium species and their ionisation fraction for a wide range of working pressures and discharge currents is studied in the magnetised plasma region near the target, in the substrate vicinity and between these two regions. The evolution of sputtered titanium atoms and titanium ions across the deposition chamber is thoroughly investigated during the pulse on-time and time-averaged during several pulse periods. The most beneficial process parameters for the enhanced ionised metal density fraction in the substrate region are defined. The reactive HiPIMS discharge with the oxygen, nitrogen and acetylene gas admixtures is studied. With increased reactive gas flow in the discharge, the sputtered titanium species density during the pulse is significantly reduced due to the lower sputtering yield of the compound in comparison to metal. On the contrary, the ionised density fraction is enhanced in the poisoned regime, explained by an increased electron density. Change of discharge current waveforms with the reactive gas addition is investigated. The reduction and shift of the hysteresis curves with the increasing discharge current are examined experimentally and by a modified Berg model. In that way, the metal ion back-attraction to the target is evaluated as responsible for shifting and reducing the hysteresis curve and for a low deposition rate in the intense HiPIMS discharge. This dissertation thesis is written with a compilation of published peer-reviewed papers where the author made a significant contribution.
