Study of defects in silicon using Laue x-ray diffraction

Abstract:

Rentgenová difrakce v uspořádání na průchod je zřídka užívaná metoda pro charakterizaci defektů v monokrystalech, ačkoliv umožňuje přímé určení velikostí i absolutní koncentrace defektů. Předmětem práce je měření intenzity prošlého a difraktovaného svazku v difrakci na průchod a určování velikostí a koncentrace kyslíkových precipitátů v křemíku. V předkládané práci je na základě dynamické teorie difrakce popsáno odvození Takagiho rovnic pro výpočet změny intenzity záření šířícího se v reálném krystalu. Je zde nastíněn mechanizmus řešení těchto rovnic, na základě tohoto řešení byl odvozen model pro výpočet intenzity difraktovaného a prošlého svazku po průchodu vzorkem. Na základě naměřených hodnot byla určena absolutní koncentrace defektů na několika vzorcích.

Abstract:

The dynamical x-ray diffraction in Laue geometry is rarely used method for the defect characterization in the monocrystal, though this method makes it possible to determine precipitate shapes, sizes and the absolute concentration. The aim of this thesis is the intensity measurement of the diffraction curve and the transmission curve and the determination of oxide precipitates concentration in silicon. The theoretical part describes the derivation of Takagi's equations using the dynamical x-ray diffraction to describe the changes in radiation intensity, which is propagating in a disrupted crystal. In this thesis, one can find, the mechanism solutions of Takagi's equations. On the basis of this solution a model for calculating the diffracted and the transmitted intensity in Laue geometry was derived. The absolute concentration of defects in several silicon samples were determined from the measured intensity profiles.
