Production of thin ferroelectric PZT layers by IBS method

Abstract:

Tato práce přináší ucelený přehled problematiky depozice tenkých vrstev PZT z keramického terče se složením Pb(Zr0,52Ti0,48)O3, metodou IBS a IBAD. Je zaměřena na získání požadovaných vlastností PZT vhodnou kombinací depozičních a post-depozičních parametrů, přičemž je kladen důraz na limity iontových zdrojů pro získání krystalické struktury perovskitového typu. Charakterizace naprášených vrstev se provádí na dvou substrátech. Optické sklo BK7 je použito pro přesnější určení tloušťky vrstev, indexu lomu, extinkčního koeficientu, hodnot přímého a nepřímého zakázaného pásu, zatímco leštěný křemíkový substrát je použit pro potřeby post-depozičního žíhání, preciznějšího určení chemického složení (poměru prvků) a klasifikaci krystalické struktury. Je zkoumán vliv depozičních parametrů (výkon primárního iontového zdroje, energie iontů asistenčního iontového zdroje, depoziční teplota, průtoky plynů argonu a kyslíku) a tří různých typů konvenčního žíhání (teplotních gradientů) na výsledné vlastnosti vrstev. Dále je ukázáno, jak titanová mezivrstva ovlivňuje proces krystalizace. Práce se snaží vysvětlit jevy, které nastávají během depozičního a žíhacího procesu při různých procesních parametrech. Na závěr jsou shrnuty výsledky, stanoveny hranice, které omezují použitelnost zkoumaných depozičních technik, představena doporučená nastavení procesních parametrů a navrhnuty další postupy vhodné pro zlepšení procesu krystalizace PZT.

Abstract:

This work is devoted to the deposition of PZT thin layers from multicomponent ceramic target, with the composition of Pb(Zr0,52Ti0,48)O3, by IBS and IBAD method. It is focused on achieving the desired properties of PZT by varying the deposition and post-deposition parameters, while an emphasis is put on limiting factors of ion sources for achieving the perovskite type crystalline structure. Characterization of sputtered layers is performed on two substrates. Optical glass BK7 is used for an accurate estimation of thickness, refractive index, extinction coefficient, direct and indirect band gap, while polished silicon is used mainly to study the effect of post-deposition annealing, more precise determination of chemical composition (element ratios) and classification of crystalline structure. The influence of deposition parameters (primary ion source power, ion energy of assist ion source, deposition temperature, fluxes of argon and oxygen) is investigated together with the effect of three different varieties of conventional annealing (temperature gradient) on the final layer properties. Furthermore, it is demonstrated that a titanium interlayer affects the crystallization process. The work describes the phenomenons which take place during the deposition and annealing process under different process parameters. Finally, the results are summarized, the limitations restricting the usage of investigated deposition techniques are established, the recommended settings of deposition parameters are presented and other procedures suitable for improvement of crystallization process are suggested.
