Study of Dielectric Properties and Mechanisms of Electrical Conduction of Thin Dielectric Films Prepared by PECVD

Abstract:

Předložená disertační práce se zabývá mechanismy vodivosti tenkých dielektrických vrstev vytvořených plazmochemickou depozicí. Jako pracovní plyny byly při depozici použity hexamethzldisiloxan a kyslík. Meřené vrstvy, tenčí než 1mikrometr, byly v sendvičové struktuře mezi dvěmi hliněnými elektrodami. Elektrické i dielektrické vlastnosti těchto struktur byly měřeny jak při pokojové teplotě tak i při nižších teplotách. Mechanismus elektrické vodivosti není v celém rozsahu přiloženého napětí stejný. Celá naměřená V-A charakteristika může být rozdělena do tří oblastí. První oblast je při napětí nižším než 1V, druhá při napětí mezi 1V a 7V a poslední při přiloženém napětí vyšším než 7V. Dále jsme objevili, že mechanismus elektrické vodivosti se zásadně nemění v oblasti teplot od 209K do 273K. Výška bariéry v této oblasti klesá s klesající teplotou. Závislost vodivosti na frekvenci, popřípadě teplotě, může být vysvětlena několika modely. Vzhledem k naměřeným datům však nelze přesně rozhodnout který z těchto modelů vysvětluje chování tenkých dielektrických vrstev měřených v této práci. Disetační práce je rozdělena na čtyři části. První část je teoretický úvod, druhá popisuje aparatury použité při měření elektrických a dielektrických vlastností vrstev, v třetí části jsou diskutována naměřená data a poslední částí je shrnutí celé práce. V textu této práce jsou uvedeny pouze vybrané grafy vzhledem k velkému počtu. Ostatní jsou v apendixu a ve vyšší kvalitě na přiloženém CD.

Abstract:

In this thesis we discuss conduction mechanisms in thin dielectric films. We focused in thin films prepared by plasma enhanced chemical vapor deposition using the mixture of hexamethyldisiloxane and oxygen gases. In this work we discussed conduction mechanisms in thin dielectric films, generally less than 1μm thick, sandwiched between plane metal electrodes. Structures were studied at room temperature as well as at lower temperatures. We also studied dielectric properties of samples on silicon substrate. Firstly we found that at room temperature the electrical conduction mechanism is not the same in the whole range of applied voltage. In general all measured V-A characteristics can be divided into three parts according to applied voltage. The first one is when applied voltage is smaller than 1 V, second one from 1 V to approximately 7 V and the last one when the applied voltage is higher than 7 V. Secondly we observed that the mechanism of electrical conductivity is no rapidly changeable in the range 209K to 273K. Moreover the barrier height was increasing with increasing temperature. Several microscopic models could describe qualitative features of the frequency and temperature dependence of the sample conductivity, that were prepared using mixture oxygen/HMDSO. Aplicable models include diffusion-controlled relaxation model, the jump relaxation model, the theory of the motion of defects and the Jonscher’s model. In summary, based on the experimental data, there was no potential model found that would describe the behaviours of the measured samples. This work is divided into four parts. First part gives a view of theoretical background of conduction mechanisms and dielectric properties of thin films. In second part there are mentioned some details of experimental apparatus using for measuring of electric and dielectric properties. In third part measured data are discussed. The last part of this PhD thesis is conclusion. Because of large amount of graphs we put only selected graphs into text. Other ones are in appendix that you can find at the end of this work.
