Pulsed magnetron sputtering of multicomponent films and measuring their electrical conductivity and mechanical properties

Abstract:

Tato práce se zabývá přípravou multikomponentních vrstev na bázi Hf-B-C-N. Zkoumáno bylo celkem šest tenkých vrstev, které byly rozděleny do dvou sérií v závislosti na obsahu Hf v erozní zóně terče (15 % nebo 45 %) a podílu N2 ve směsi plynů. Tyto vrstvy byly připraveny pulsní magnetronovou depozicí na depoziční aparatuře Balzers BAS 450. Dále pak byly měřeny mechanické vlastnosti, elektrická rezistivita a oxidační odolnost těchto vrstev. Bylo zjištěno, že s rostoucím podílem N2 se mění struktura vrstev z krystalické na amorfní. To má za následek snížení tvrdosti vrstev, pokles elektrické vodivosti a Youngova modulu pružnosti. Dále bylo zjištěno, že depoziční rychlost klesá strměji u vrstev s 45 % Hf v erozní zóně terče, což je způsobeno tím, že Hf má mnohem vyšší afinitu k dusíku než B4C, a proto se snáze otravuje.

Abstract:

This bachelor thesis deals with preparation of multicomponent Hf-B-C-N thin films. Six films divided into two series depending on the content of Hf in the target erosion area (15 % or 45 %) and the N2 fraction in the gas mixture, were studied. These films were deposited using pulsed magnetron sputtering on the Balzers BAS 450 sputtering system. The thesis focuses on the measurement of mechanical properties, electrical resistivity and oxidation resistance of deposited thin films. It was found that the increase of the nitrogen content causes the change of the structure from nanocrystalline to amorphous. This has resulted in a decrease of the hardness, electrical resistivity and Young´s modulus. Further, the deposition rate decreases in the case of 45 % Hf in the target erosion area, which is caused by higher affinity of Hf for nitrogen compared with B4C.
