Reference calculations of electronic band gaps for semiconductors and insulators

Abstract:

Tato práce se zabývá referenčními výpočty zakázaných pásů pro vybraný soubor 30 polovodičů a izolantů. Pro výpočty jsem použil velmi přesnou poruchovou mnohočásticovou metodu GW, která využívá informace z teorie funkcionálu hustoty (DFT). Získal jsem konvergenční studie zakázaného pásu všech 30 materiálů vzhledem k vstupním parametrům, z kterých je vidět, že pro přesné výsledky je důležité provádět výpočty pro vyšší hodnoty těchto parametrů. Také jsem získal metodicky konzistentní hodnoty zakázaných pásů metodou GW. Z jejich srovnání s experimentem a následně s teoretickými hodnotami, které byly získány jinými metodami, jsem zjistil, že již první iterace metody GW je velmi přesná vůči experimentu a přesnější než nejspolehlivější DFT metody, což bylo zpochybňováno.

Abstract:

This thesis focuses on reference calculations of band gaps for selected set of 30 semiconductors and insulators. I used for calculations very accurate many-body perturbation GW method that uses informations from Density Functional Theory (DFT). I gained convergence study of band gap for all 30 materials with respect to input parameters, from which I can see that it is important to perform calculations for higher values of these parameters for accurate results. I obtained methodically consistent values of band gaps by GW method as well. From their comparison with the experiment and then with the theoretical values obtained by other methods, I found that the first iteration of the GW method is very accurate to the experiment and more accurate than the most reliable DFT methods, which was questioned.
