Abstract:

Tato práce se zabývá procesy související s depozicí tenkých vrstev metodou magnetronového naprašovaní pulzy vysokého výkonu (HiPIMS). Práce se zaměřuje na popis dvou procesů; prvním jsou oscilace detekované během pulzů na časových průbězích ka\-to\-do\-vé\-ho napětí a výbojového proudu, druhým jsou ionizační zóny, nebo spoky, do kterých se výboj sám uspořádá po dobu pulzu. Oscilace pozorovány na průběhu katodového napětí a výbojového proudu během pulzů byly pozorované více autory, ale nikdy nebyly uspokojivě objasněny. Práce udává jak popis jejich vzniku tak i způsob jejich šíření, při které ověřuje její důvěryhodnost pomocí linearizovaného elektrického modelu. Experimentálně studuje změnu vlastností oscilací se změnou experimentálních podmínek. V práci je uskutečněna studie spoků pomocí optické diagnostiky výboje. Užitím rychlé kamery jsou zaznamenané změny tvaru, profilu, počtu a rychlosti spoků v závislosti na experimentálních podmínkách. Na diagnostiku spoků je dále použita rovinná sonda zapuštená do terče, pomocí které je v průběhu pulzu pozorované spojovaní a dělení spoků. Je navržen jednoduchý fenomenologický model, který vztahuje počet spoků k jejich velikosti, k jejich rychlosti a k rychlosti atomů plynů.

Abstract:

This work is dedicated to the study of the processes accompanying the thin film deposition using the high-power impulsed magnetron sputtering (HiPIMS). Two types of processes are discussed within the thesis; the first are the oscillations detected on the temporal evolution of cathode voltage and discharge current during the pulse and the second are ionisation zones, or spokes into which plasma self-organise during the pulse. Oscillations observed on cathode voltage and discharge current waveforms were reported by multiple authors, however no satisfactory description was provided yet. This thesis provides a description of the origin as well as the method how the oscillations propagate, tests the results by the linearised electrical model and experimentally studies the change of the properties with the change of the experimental parameters. The study of spokes using optical diagnostics is provided. Fast camera is utilised to observe the change of shape, profile, number and velocity of the spokes with the change of experimental conditions. Additionally a novel strip probe is employed to study spokes and thanks to its utilisation, mergings and splittings of the spokes during the pulse are observed. A simple phenomenological model is developed that relates the number of spokes to the spoke dimensions, the spoke velocity and the gas atom velocity.
