Optical emission spectroscopy in high-power impulse magnetron sputering of multicomponent target

Abstract:

Tato diplomová práce se zabývá zjišťováním trendů v chování jednotlivých druhů částic, kterými byly atomy a ionty argonu, niobu a uhlíku, v různých oblastech plazmatu při rozprašování terče složeného z více prvků, v tomto případě NbC. Dále se také zabývá stanovením průměrných koncentrací těchto částic, jejich vývojem v závislosti na čase a určením excitačních teplot. Použitou experimentální metodou je optická emisní spektroskopie (OES), což je nejjednodušší metoda využívaná k diagnostice plazmatu a chování částic v něm. Teoretická část se zabývá problematikou magnetronového naprašování, konkrétně vysokovýkonového impulzního magnetronového naprašování neboli HiPIMS, a představuje různé analytické metody. Kromě OES je zde také popsána Langmuirova sonda, hmotnostní spektroskopie a metoda založená na poměrech koncentrace excitovaného stavu a výbojového proudu. Při experimentálním měření intenzity emisních čar byl použit systém OES, který pomocí kolimátoru snímal světlo z plazmového výboje. Světlo poté bylo vedeno optickým vláknem do spektrografu opatřeného ICCD kamerou. Následně získaná data byla analyzována a vyhodnocena. V rámci tohoto vyhodnocení byl proveden výpočet koncentrace částic, jejich závislosti na čase a stanovení excitační teploty. Výsledky této práce budou dále využity ve výzkumu zabývajícím se vysokovýkonovým magnetronovým naprašováním.

Abstract:

This master thesis is concerned with the investigation of trends in the behaviour of different types of particles, which were argon, niobium and carbon atoms and ions, in different regions of the plasma during the sputtering of a target composed of multiple elements, in this case NbC. It also deals with the determination of the average concentrations of these particles, their evolution as a function of time and the determination of the excitation temperatures. The experimental method used is optical emission spectroscopy (OES), which is the simplest method used to diagnose plasma and the behaviour of particles in it. The theoretical part aims to the introduction of magnetron sputtering, specifically high-power impulse magnetron sputtering (HiPIMS), and different analytical methods. In addition to OES, the Langmuir probe, mass spectroscopy and the method based on the excitation state density and the discharge current ratios are also described. An OES system was used in the experimental measurement of the intensity of the emission lines, which used a collimator to capture the light from the plasma discharge. The light was then guided through an optical fibre to a spectrograph equipped with an ICCD camera. Subsequently, the acquired data was analysed and evaluated. As part of this evaluation, the particle concentration, time dependence and excitation temperature were calculated. The results of this work will be further used in research dealing with high power magnetron sputtering.
