Příprava a charakterizace tenkých vrstev transparentních vodivých oxidů pomocí magnetronového naprašování

Abstract:

Hlavním tématem této diplomové práce je depozice transparentních vodivých oxidů mědi pomocí magnetronového naprašování a měření jejich elektrických a transparentních vlastností, jako je elektrická rezistivita, koncentrace, pohyblivost volných nosičů náboje a optická transparentnost připravovaných tenkých vrstev. Jednotlivé připravované tenké vrstvy se liší svými depozičními podmínkami, jako stěžejní se uvažuje vliv změny průtoku reaktivního plynu (kyslíku a dusíku). V závislosti na množství průtoku kyslíku při depozici dochází ke změnám optické transparentnosti a elektrické rezistivity připravovaných transparentních vodivých oxidových vrstev. Kyslík je zde dodáván za účelem vytvoření tenké transparentní vodivé vrstvy s p-typovou vodivostí. V případě změny průtoku dusíku, za konstantního množství kyslíku v depozicích, se také mění elektrické a transparentní vlastnosti transparentních vodivých oxidů. Jako další byly v praktické části práce vybrány depoziční parametry, které poskytují ideální kompromis mezi optickou transparentností a elektrickou rezistivitou, aplikovány na čtyři vybrané geometrie za účelem zkoumání přesnějších výsledků měření koncentrace a pohyblivosti volných nosičů náboje s použitím van der Pauwovy metody.

Abstract:

The main topic of this diploma thesis is the deposition of transparent conductive copper oxides using reactive magnetron sputtering and the measurement of their electrical and transparent properties, such as electrical resistivity, concentration and mobility of free charge carriers and optical transparency of the prepared thin layers. The individual prepared thin layers differ in their deposition conditions, the influence of the change in the flow of reactive gas (oxygen and nitrogen) is considered as a key influence. Depending on the amount of oxygen flow during deposition, there are changes in the optical transparency and electrical resistivity of the prepared transparent conductive oxide layers. Oxygen is supplied here in order to create a thin transparent conductive layer of p-type. In the case of a change in the nitrogen flow, with a constant amount of oxygen in the deposits, the electrical and transparent properties of the transparent conductive oxides also change. Next, in the practical part of the work, deposition parameters that provide an ideal compromise between optical transparency and electrical resistivity were selected and applied to four selected geometries in order to investigate more accurate results of concentration and mobility measurements of free charge carriers using the van der Pauw method.
