Preparation and transport properties of layered semiconductors for thermoelectric applications

Abstract:

ANOTACE V rámci mé disertační práce jsem studovala dva systémy a to oxid-selenid bismutitý Bi2O2Se v polykrystalické a monokrystalické formě a monokrystalický selenid bismutitý dopovaný stronciem Bi2-xSrxSe3 s nominálním obsahem stroncia x = 0-0,025. U obou systémů byla nejdříve hledána optimální cesta přípravy homogenních materiálů, které byly charakterizovány měřením mřížkových parametrů (RTG-difrakcí) a poté měřením vybraných transportních a optických vlastností. První část této práce se věnuje studiu Bi2O2Se. Byla provedena prvotní charakterizace polykrystalického materiálu měřením teplotních závislostí vybraných transportních vlastností v teplotním rozsahu 5-800 K s cílem ověřit možnost jeho potenciálního použití v oblasti TE aplikací. Z výsledků měření Seebeckova koeficientu S, elektrické vodivosti . a tepelné vodivosti . polykrystalického Bi2O2Se v rozsahu teplot 5?300 K vyplynulo, že sloučenina Bi2O2Se je n-typ částečně degenerovaného polovodiče podobně jako Bi2Se3. Z naměřených experimentálních dat byl také vypočítán bezrozměrný koeficient termoelektrické účinnosti ZT. V oblasti teplot 5-300 K je jeho hodnota pro použití v oblasti TE aplikací příliš malá. Pro měření vysokoteplotních závislostí transportních parametrů v rozmezí 300-800 K byly připraveny vzorky lisováním při tlaku 50 MPa při třech různých teplotách (450; 500; 550°C) s cílem studovat také vliv podmínek lisování na vlastnosti připravených vzorků. Bezrozměrný koeficient termoelektrické účinnosti ZT vypočítaný z naměřených dat dosahuje maximální hodnoty ~0,2 při teplotě 800 K pro neoptimalizovaný materiál. Tato hodnota ve srovnání s průmyslově používanými materiály je sice 5x nižší, nicméně s teplotou dále roste. Monokrystalický Bi2O2Se byl charakterizován měřením elektrické vodivosti ., Hallova koeficientu RH a Seebeckova koeficientu S v rozmezí teplot 80-470 K. Detailní studium transportních vlastností bylo provedeno se zaměřením na koncentraci, rozptylový mechanismus a efektivní hmotnost volných nositelů. V druhé části této práce byl studován systém Bi2-xSrxSe3 s nominálním obsahem stroncia x = 0-0,025. Obsah stroncia v připravených vzorcích byl měřen pomocí atomové emisní spektroskopie (AES). Vzorky byly charakterizovány měřením reflexních spekter v oblasti rezonanční frekvence plazmatu při 300 K, Hallova koeficientu RH, elektrické vodivosti . a Seebeckova koeficientu S v oblasti teplot od 80 K do 470 K s cílem vyšetřit vliv zabudování atomů stroncia do krystalové struktury Bi2Se3 na jeho vlastnosti. Změny v hodnotách transportních koeficientů i reflexní spektra ukázaly, že s rostoucím obsahem stroncia dochází k poklesu koncentrace elektronů a mimořádnému nárůstu pohyblivosti nositelů. Tento akceptorový vliv atomů stroncia jako dopantu v krystalové struktuře Bi2Se3 byl vysvětlen modelem bodových poruch.

Abstract:

ANNOTATION My thesis consists of two parts. In the first part bismuth oxide-selenide Bi2O2Se in polycrystalline and single crystalline forms was studied while the second part is focused on study of bismuth selenide doped with strontium Bi2-xSrxSe3 in single crystalline form with nominal content of Sr from x = 0 to x = 0.025. An optimal way of preparation of homogeneous materials was the first step of research. The prepared materials were then characterized by measurement of the lattice parameters (X-ray diffraction) and by measurement of transport and optical properties. The first part of the thesis has been focused on the study of Bi2O2Se. Primary characterization of polycrystalline material was based on measurement of transport properties in the temperature range 5-800 K. The aim here was to verify the possibility of its potential in TE applications. The results of measurement of the Seebeck coefficient S, electrical conductivity ?ă and thermal conductivity ?Ű of polycrystalline Bi2O2Se in the range of temperatures from 5 to 300 K revealed that the compound Bi2O2Se is n-type partially degenerate semiconductor like Bi2Se3. Based on these measurements, dimensionless figure of merit ZT was calculated. However its value is too small for applications in this temperature range 5-300 K. Samples for high temperature characterization were prepared by hot-pressing at a pressure of 50 MPa. Three different temperatures (450, 500, 550˘XC) were used for hot-pressing in order to examine the influence of the temperature on the properties of the prepared samples. Dimensionless figure of merit ZT calculated from the measured data reaches a maximum value of ~ 0.2 at 800 K. Although the value is five times lower it increases further with temperature. Bi2O2Se single crystals were characterized by measurement of in-plane electrical conductivity ?ă, the Hall coefficient RH, and the Seebeck coefficient S carried out between 80 K and 470 K. A detailed study of transport properties has been done with a focus on concentration, scattering mechanism and the effective mass of free carriers. Second part of my thesis is focused on investigation of Bi2-xSrxSe3 system with nominal Sr content from x = 0 to x = 0.025. The samples were characterized by measuring the reflection spectra in the resonant frequency plasma at 300 K, the Hall coefficient RH, electrical conductivity ?ă and Seebeck coefficient S in the temperature range from 80 K to 470 K in order to investigate the effect of incorporation of strontium atoms into the crystal lattice Bi2Se3. Actual strontium content was measured by atomic emission spectroscopy. Changes in the values of the transport coefficients and parameters of reflection spectra showed that concentration of free electrons decreases with increasing strontium content. The doping with strontium led to an extraordinary increase in mobility carriers. Acceptor like behavior of strontium atoms was explained within a model of defect structure.
