Study of structural properties of GaN and AlGaN layers using x-ray diffraction methods

Abstract:

GaN a AlGaN mají v současné době stále větší význam v polovodičovém průmyslu. Velká pozornost je věnována zejména přípravě epitaxních vrstev s minimálním množstvím defektů (dislokací). Tato práce se věnuje jednak studiu strukturních vlastností jednotlivých vzorků (tloušťka vrstev, mřížkové parametry, koncentrace AlN a GaN, deformace), ale také je pomocí dvou různých metod určena koncentrace dislokací pro každý vzorek. V první části práce jsou stručně shrnuty teoretické poznatky o difrakci a odrazu na krystalu, které byly využity k analýze naměřených dat. Samostatná kapitola je věnována teoretickému rozboru dislokací, jejich vzniku a také způsobu určení jejich koncentrace. V krátkosti je zmíněn i význam materiálu AlGaN a je představen způsob jeho výroby. V experimentální části je uveden seznam použitých sad vzorků a postupně jsou uvedeny výsledky měření seřazeny od nejjednodušší struktury (jedna vrstva AlN) po struktury složitější (supermřížka). Koncentrace dislokací je určena metodou využívající znalosti šířky difrakčního peaku a také je simulovaná teoretickým modelem. V závěru jsou výsledky obou metod porovnány, stejně jako jsou shrnuty ostatní výsledky rentgenové analýzy.

Abstract:

Recently, GaN and AlGaN have become increasingly important in the semiconductor industry. Great attention is paid to the preparation of epitaxial layers with minimal number of defects (dislocations). This work focuses on the one hand, on the study of structural properties of individual samples (thickness of layers, the lattice parameters, the concentration of AlN and GaN, deformations), but also by two different methods the concentration of dislocations for each sample is determined. The first part of this thesis briefly summarizes theoretical knowledge of reflection and diffraction on crystals, which were used for data analysis. One chapter is devoted to the theoretical analysis of dislocations, their origin and methods of determining their concentration. Shortly the importance of the AlGaN material and the method of its manufacture is introduced. In the experimental part there is a list of sets of samples and the results of measurements are presented one by one, sorted by the complexity of samples from the simplest structure (single AlN layer) to the more complex structure (superlattice). The concentration of dislocations is determined from the width of the diffraction peak and also from the simulated theoretical model of the scattered intensity. In conclusion, the results of both methods were compared, as well as other results of x-ray analysis are summarized.
