Reactive magnetron sputtering of Ti-Ni-N thin films

Abstract:

Předmětem této práce bylo vytvoření tří tenkých vrstev Ti-Ni-N pomocí reaktivního magnetronového naprašování. Byl zkoumán vliv parciálního tlaku dusíku na strukturu, depoziční rychlost, lineární drsnost a mechanické vlastnosti připravených vrstev. Vrstvy byly připraveny v DC režimu za použití dvou titan-niklových terčů. Vzdálenost terčů od substrátů byla nastavena na dS-T = 60 mm, teplota na substrátu byla při všech depozicích Ts = 500 °C, proud na magnetronech byl nastaven na Id = 0,5 A a substráty byly na plovoucím potenciálu. Proměnným parametrem byl parciální tlak dusíku pN2 (postupně 0; 0,2 a 0,8 Pa). Bylo zjištěno, že depoziční rychlost aD s parciálním tlakem dusíku pN2 klesá od 60 na 15,3 nmmin-1. RTG difrakce prokázala u vrstvy 1 (pN2 = 0 Pa) přítomnost fáze hexagonálního alfa-Ti a méně výrazné reflexe fáze kubického Ti2Ni. U vrstvy 2 (pN2 = 0,2 Pa) se vedle hexagonální alfa-Ti fáze projevuje kubická Ti-N fáze, která byla detekována také u vrstvy 3 (pN2 = 0,8 Pa). Velikosti lineární drsnosti Ra se pohybují u vrstev 1 a 3 mezi 6 a 7 nm, což odpovídá kovovému (vrstva 1) a keramickému povrchu (vrstva 3), u vrstvy 2 je Ra = 31,6 nm. Relativně vysoké hodnoty mechanických vlastností byly naměřeny pro vrstvu 3: tvrdost H = 20,2 GPa, efektivní Youngův modul pružnosti E* = 247,1 GPa, elastická vratnost We = 58,1 %; vnitřní pnutí = -0,03 GPa.

Abstract:

Subject of the thesis was reactive magnetron sputtering of three Ti-Ni-N thin films. The work focuses on the influence of partial pressure of nitrogen on the deposition rate, the roughness and the mechanical properties of deposited thin films. The thin films were prepared in DC mode using two titanium-nickel targets. Distance between targets and substrates was dS-T = 60 mm, temperature on substrate was Ts = 500 °C during every deposition, electrical current on the magnetrons was set on Id = 0,5 A and the substrates were on floating potential. The variable parameter was partial pressure of nitrogen pN2 (0; 0,2 and 0,8 Pa). It was found out that the deposition rate aD is degreasing with partial pressure of nitrogen pN2 from 60 to 15,3 nmmin-1. X-ray diffraction analysis revealed hexagonal alpha-Ti phase and less distinct phase of cubic Ti2Ni in thin film 1 (pN2 = 0 Pa). In thin film 2 (pN2 = 0,2 Pa), there was revealed hexagonal alpha-Ti and cubic Ti-N, which was detected in thin film 3 (pN2 = 0,8 Pa) also. Values of roughness Ra range between 6 and 7 nm for films 1 and 3, what does fit to metal (film 1) and ceramic surface (film 3), in film 2 Ra = 31,6 nm. Relatively high mechanical properties were measured for film 2: hardness H = 20,2 GPa, effective Young's modulus E* = 247,1 GPa, elastic recovery We = 58,1 %, microstress = -0,03 GPa.
