Classification of semiconductor chip layers in a FIB-SEM microscope

Abstract:

Defect analysis of semiconductor chips is a complicated process in which it is necessary to remove several layers before the analyst can determine the cause of the defect. Since the current solution, based on the average layer intensity, can recognize the type of layer only after etching part or the whole chip. Company TESCAN wanted to develop a method that would be able to perform this process in real-time. The methods we implement allow immediate detection of the layer type only with the help of the image of the current layer. The method simplifies the delayering process so that the analyst does not have to be present when removing the layer. In our work, we have implemented approaches from the work of a related domain, which focused on image processing of delayered semiconductor chips. We focused on adaptive thresholding algorithms, various uses of clustering methods, convolutional neural networks, and basic shape extraction from data. We also designed and implemented a solution based on computer vision and image processing algorithms. This solution uses a structure tensor for classification to recognize the characteristic features of metal circuits. In all implemented solutions, we compare the ability to correctly identify the alternation of layers in the chip. We found that the method we proposed achieved the best results.

Analýza defektov polovodičových čipov je komplikovaný proces, pri ktorom je nutné odstrániť niekoľko vrstiev predtým, než môže analytik zistiť dôvod defektu. Keďže aktuálne riešenie, založené na priemernej intenzite vrstvy, dokáže typ vrstvy rozoznať až po odleptaní časti alebo celého čipu. Firma TESCAN chcela vyvinúť metódu, ktorá bude môcť tento proces vykonávať v reálnom čase. Nami implementované metódy umožňujú okamžitú detekciu typu vrstvy len s pomocou obrazu aktuálnej vrstvy. Metóda zjednoduší proces odvrstvovania, tak že analytik nebude musieť byť prítomný pri odstraňovaní vrstvy. V našej práci sme implementovali prístupy z prác podobnej domény spracovania obrazov odvrstvovaných polovodičových čipov. Zamerali sme sa na adaptívne prahovacie algoritmy, rôzne použitie zhlukovacích metód, konvolučné neurónové siete a extrakciu základných tvarov z dát. Ďalej sme navrhli a implementovali riešenie založené na algoritmoch počítačového videnia a spracovania obrazu. Toto riešenie používa pre klasifikáciu štruktúrny tenzor na rozpoznanie charakteristických čŕt kovových obvodov. Vo všetkých implementovaných riešeniach porovnávame schopnosť správnej identifikácie striedania vrstiev v čipe. Zistili sme, že najlepšie výsledky dosiahla nami navrhnutá metóda.
