Mapping of dopants in semiconductors with slow electrons

Abstract:

Práce se zabývá mapováním dopantu v křemíku prostřednictvím detekce emitovaných elektronů v rastrovací a fotoemisní elektronové mikroskopii. Za tímto účelem byly v Laboratoři polovodičů na Masarykově univerzitě vyrobeny testovací struktury s různou koncentrací bóru či fosforu v obrazcích rozmístěných na jednom substrátě. Plošné struktury s odstupňovanou koncentrací příměsí umožňují porovnávat výtěžek signálních elektronů z rozdílně dotovaných p(n)-oblastí za shodných experimentálních podmínek v mikroskopu vybaveném katodovou čočkou. P(n)-oblasti na n(p)-substrátě byly zobrazeny v ultravysokovakuovém rastrovacím elektronovém mikroskopu s katodovou čočkou pomocí elektronového svazku s energií dopadu v jednotkách keV až jednotkách eV. Rozdílný výtěžek sekundárních, popř. odražených elektronů vede ke vzniku kontrastu v obraze mezi odlišně dotovanými oblastmi. Velikost a znaménko kontrastu, a tedy i možnost zobrazení a kvantifikace množství příměsí v křemíku, závisí na energii dopadu elektronového svazku a stavu povrchu. Přítomnost tenké vrstvy oxidu na povrchu preparátu významně mění proces vzniku kontrastu, zejména pro n-oblasti na p-substrátě. Katodová čočka umožnila studovat dynamické změny kontrastu pro p-oblasti na n-substrátě ozařovaném velmi pomalými elektrony s energií dopadu v jednotkách eV. K mapování dopantu v křemíku byl použit také fotoemisní elektronový mikroskop vybavený energiovým filtrem typu horní propust a zdrojem fotonů pro prahovou fotoemisi. Vzrůst, resp. pokles celkového výtěžku uvolněných fotoelektronů s koncentrací bóru, resp. fosforu se projevuje ryze monotónní závislostí kontrastu na koncentraci dopantu. Energiový filtr poskytuje možnost zobrazit rozdílně dotované oblasti s vysokým kontrastem při detekci pouze nejrychlejších fotoelektronů, což se ukazuje být užitečné zejména pro zobrazení lehce dotovaných oblastí.

Abstract:

The thesis deals with the mapping of dopants in silicon via detection of emitted electrons in the scanning electron microscope and the photoemission electron microscope. Specially designed silicon structures were produced in the clean room laboratory for silicon device technology at the Masaryk University. Patterns of various concentrations of boron or phosphorus were laterally distributed on a common substrate. Such structures allow comparing the electron yield from variously doped p(n)-patterns under consistent conditions in a microscope equipped with the cathode lens. P(n)-type areas on n(p)-type substrate were observed in the UHV scanning low energy electron microscope equipped with the cathode lens. The experimental setup allowed studying samples with arbitrarily low landing energy of the primary electron beam in the range from few keV to units of eV. Different yield of secondary or reflected electrons from variously doped patterns is revealed through the image contrast. The magnitude and sign of the contrast are functions of the landing energy and the surface state. This fact influences the possibility of imaging and quantifying the amount of dopant in silicon. Thin oxide layer on the surface significantly contributes to the contrast creation especially when n-type areas on p-type substrate are considered. The cathode lens was employed for the study of dynamical contrast changes observed for p-type patterns on the n-type substrate when irradiated by electrons with the landing energy in units of eV. The dopant distribution was explored also in the photoemission electron microscope equipped with the high-pass energy filter and a photon source for the threshold photoemission. The increase or decrease of the photoelectron yield with boron or phosphorus concentration, respectively shows itself as a strictly monotonic dependency of the contrast on the dopant concentration. Using the energy filter and detection of only fast photoelectrons leads to a distinct contrast between differently doped patterns. Energy-filtered photoemission has proven to be useful especially for imaging of lightly doped areas.
