Application of Polymers for Electron Beam Lithography
Abstract:
Tato práce se zaměřuje na techniku elektronové litografie a přípravu struktur v polymerním rezistu PMMA pomocí expozice elektronovým svazkem. Pozornost je věnována procesu vyvolávání rezistu a vyhodnocení struktur pomocí optického mikroskopu, mechanického profilemetru a mikroskopu atomárních sil (AFM).
Abstract:
This bachelor thesis is focusing on the technique of electron-beam lithography and preparation of structures in polymer resist PMMA using electron beam exposure. Attention is paid to the process of resist development and evaluation of structures using an optical microscope, a mechanical profilometer and an atomic force microscope (AFM).
