Abstract:

Tato diplomová práce se zabývá studiem vlastností magnetronového naprašování v HiPIMS výboji při změně magnetického pole. Změna magnetického pole byla docílena použitím tří různě silných titanových terčů. Proces naprašování byl zkoumán pomocí ICCD kamery za přítomnosti a absence pohybujících se ionizačních center, také označovaných jako spoky. Pro zpracování snímků bylo nutné spoky roztřídit do několika typů podle jejich tvaru. Byl určen typ spoků ve všech získaných dvojsnímcích, počet a rychlost spoků byla určena pouze ze snímků dobře rozeznatelných typů spoků. Bylo zjištěno, že magnetické pole má významný vliv na počet a tvar spoků. Dále byl zkoumán přechod plazmatu z uspořádání do lokalizovaných ionizačních center k homogennímu rozložení plazmatu. Přechod byl zkoumán třemi různými metodami - měřením pomocí rovinných Langmuirových sond, hmotnostní spektrometrií a optickou emisní spektroskopií. Při měření Langmuirovou sondou umístěnou kolmo k hraně terče bylo při změně výbojového proudu pozorováno různé uspořádání plazmatu. Za nejnižšího nastaveného proudu bylo plazma uspořádané do spoků, za nejvyššího proudu mělo plazma homogenní rozložení. Pro střední nastavený proud se plazma nacházelo v tzv. přechodové oblasti. Při zvýšení výbojového proudu o 13 %, kdy došlo k přechodu plazmatu z uspořádání do spoků do homogenního rozložení, byl pomocí hmotnostního spektrometru naměřen výrazný nárůst toku iontů.

Abstract:

This master thesis studies properties of non-reactive magnetron sputtering in a HiPIMS discharge in three different magnetic fields. Different magnetic field strength was achieved by using titanium targets of three different heights. The sputtering process was studied in presence and absence of moving ionization zones, so-called spokes. It was necessary to categorize spokes into several types according to their shape. The type of spokes was determined from dual images taken with 3 µs time delay. The number and the speed of spokes were determined only if the type of spokes was well-recognizable in the images. Magnetic field has been found to have a significant effect on the number and type of spokes. Furthermore, the transition from self-organized plasma into spokes to a homogeneous plasma was studied. The transition was investigated by three different methods - measurement using flat Langmuir probes, mass spectrometry and optical emission spectroscopy. In the measurements by a Langmuir probe placed perpendicularly to the target edge, different plasma configurations were observed when varying the discharge current. At the lowest discharge current, the plasma was arranged into spokes while at the highest current, the plasma was homogeneous. For medium set current, the plasma was in the so-called transition region. Additionally, by increasing the discharge current by 13 %, when the plasma has transitioned from the spokes to a homogeneous distribution, a significant increase in ion flux was measured by a mass spectrometer.
