A phenomenological model for high energy pulse reactive magnetron sputtering of dielectric layers

Abstract:

Předložená bakalářská práce se nejdříve zabývá obecným shrnutím současného stavu problematiky pulzního reaktivního naprašování tenkých dielektrických vrstev. Jsou popsány základní údaje a problémy tohoto oboru, a software užitý pro simulace srážek částic SDTrimSP. Dále se práce zabývá popsáním fenomenologického modelu reaktivního naprašování tenkých vrstev jeho následnou analýzou. Jsou prezentovány rovnice modelu, a následně použity k numerické simulaci naprašovacího procesu v kontinuálním, pulzním a HiPIMS režimu. Poté se práce zabývá vlivem některých vstupních parametrů modelu na výsledky výpočtů. Na závěr je shrnuta užitá literatura a zdroje.

Abstract:

Presented thesis is first, at the beggining, focused on summation of the current state in the field of pulsed reactive sputtering of dielectric thin films. Basic terms and problems are presented, along with short description of SDTrimSP, a software used for simulation of particle collisions. Next, the work focuses on description of a phenomenological model of reactive sputtering of thin films, and it's following numerical simulation of continual, pulse and HiPIMS modes of sputtering. After that, several input parameters of the model are analysed. At the end, a list of used materials is presented.
