Diagnostics of HiPIMS process in the presence and absence of travelling ionization zones

Abstract:

Tato disertační práce se věnuje diagnostice magnetronového naprašování buzeného pulzy s vysokým výkonem (HiPIMS). Za určitých experimentálních podmínek se plazma v HiPIMS výboji uspořádá do tzv. rotujících ionizačních center. Tato centra jsou lokální shluky plazmatu, ve kterých dochází k výrazné excitaci a ionizaci. Podmínky, za kterých se plazma samo-uspořádá do ionizačních center, jsou jedním z předmětů zkoumání v této práci. Dále je disertační práce zaměřena na studium tzv. globálních a strukturálních vlastností ionizačních center za různých experimentálních podmínek. Globální vlastnosti, tj. tvar, počet, délka a rychlost, kterou ionizační centra rotují nad terčem, byly zkoumány rychlou kamerou. Strukturální vlastnosti ionizačních center jsou plovoucí potenciál, excitační teplota částic a jejich emise. Pro studium těchto strukturálních vlastností byla zvolena Langmuirova sonda a prostorově rozlišená optická emisní spektroskopie. Ionizační centra jsou zkoumána jak v nereaktivních HiPIMS procesech, tak v procesech s příměsí reaktivního plynu. Předložená disertační práce je kompilátem tematicky relevantních publikací, na nichž se autorka významně podílela. Tyto publikace jsou shrnuty a okomentovány vzhledem k momentálním znalostem tématu v oboru.

Abstract:

This Ph.D. thesis deals with the diagnostics of rotating ionisation zones, which appear in the process of high power impulse magnetron sputtering (HiPIMS) under certain experimental conditions. Ionisation zones in HiPIMS plasma appear as local patterns of enhanced excitation and ionisation rotating above the target. The conditions of their occurrence in HiPIMS discharges are one of the subjects of research in this work. Furthermore, the thesis focuses on studying ionisation zones' so-called global and structural properties under various experimental conditions. The fast, intensified charge-coupled device camera determined the global properties of ionisation zones, including their shape, mode number, length, and the velocity at which they rotate above the target. The structural properties of ionisation zones, i.e. the floating potential, the excitation temperature of particles and their emissions, were investigated by the Langmuir probe and spatially-resolved optical emission spectroscopy. Ionisation zones are studied in non-reactive HiPIMS discharges and discharges with reactive gas admixture. The presented Ph.D. thesis is a compilation of peer-reviewed author's publications that are directly connected to the topic of the thesis. These publications are summarised and commented on from the perspective of current knowledge of the topic in the field.
