Determination of the absolut concentration of species during high power pulse magnetron sputtering

Abstract:

This thesis is focused of concentration of argon metastables in magnetron sputtering. We used optical-emission spectroscopy and effective branching factors method to determine the concentration. For DC magnetron sputtering we measured concentration depending on variable pressure and variable power. In case of HiPIMS, we measured concentration development during the pulse. Comparison of the results with literature has shown, that this method is suitable for determination of concentration of argon during the sputtering process.

Abstract:

Táto práca sa zaoberá štúdiom koncentrácie metastabilov argónu pri magnetrónovom naprašovaní. Na určovanie koncentrácie je používaná opticko-emisná spektroskopia a metóda efektívnych vetviacich pomerov. Pre prípad DC magnetrónového naprašovania je určená závislosť na tlaku a výkone, v prípade HiPIMS ide o časový vývoj koncentrácie počas pulzu. Porovnanie nameraných trendov s literatútou ukázalo, že metóda je vhodná na meranie koncentrácie argónu počas procesu naprašovania.
