Abstract:
Tato práce se zabývá charakterizací tenkých orgranosilikonových a SiOx vrstev nanášených metodou plazmochemické depozice z plynné fáze. Vrstvy vznikaly ze směsi hexamethyldisiloxanu a kyslíku. SiOx vrstvy byly deponovány v pulzním i kontinuálním režimu vysokofrekvenčního kapacitně i indukčně vázaného doutnavého výboje při různých hodnotách tlaku. Abstract:
This thesis deals with the characterization of thin organosilicon and SiOx films, which were prepared by the plasma enhanced chemical vapour deposition from a mixture of hexamethyldisiloxane and oxygen. SiOx films were deposited in radio frequency capacitively and inductively coupled plasma discharges in continuous and pulsed modes at different pressures.
