The growth of thin ALD films and multilayers on different substrates

Abstract:

V této diplomové práci se věnujeme růstu tenkých vrstev metodou Atomic layer deposition (ALD) na různých substrátech. Důraz je kladen na povrchové úpravy atmosferickým plazmatem a sledován je vliv plazmové úpravy jak na složení substrátu, tak na růst vrstvy. Jako zdroj atmosferického plazmatu byl použit difúzní koplanární povrchový bariérový výboj (DCSBD). DCSBD výboj je charakteristický nízkoteplotním nerovnovážným plazmatem, které je vhodné pro povrchové úpravy, neboť plazma tohoto výboje interaguje s povrchem do hloubky několika nanometrů. Pro růst vrstev byly použity dva různé substráty. Jedním z nich je krystalický křemík s vrstvou přirozeného oxidu, který se hojně využívá jako substrát v mnoha aplikačních odvětvích. Druhým substrátem je polyimidová folie, která patří mezi flexibilní polymery. Jeho aplikační využití spočívá v pevnosti, tepelné stabilitě a možnosti využití jako náhrada konvenčních materiálů. Na těchto zvolených substrátech byl sledován růst vrstev Al2O3 a CuBr v závislosti na různých depozičních podmínkách a dobách plazmové úpravy substrátů. K analýze vrstev byly využity metody rentgenová fotoelektronová spektroskopie, rastrovací elektronové mikroskopii, mikroskopii atomárních sil a mechanickém profilometru.

Abstract:

In this diploma thesis we study the growth of thin films by the Atomic Layer Deposition (ALD) method on various substrates. The focus is placed on surface treatments with atmospheric plasma and the effect of plasma treatment on both the composition of the substrate as well as the growth of the layer. Diffuse coplanar surface barrier discharge (DCSBD) was used as the source of atmospheric plasma. DCSBD generates low-temperature nonequilibrium plasma, which is suitable for surface treatments, as the plasma of this discharge interacts with the surface to a depth of several nanometers. Two different materiels were used for layer growth. One of them is crystalline silicon with native oxid layer, which is widely used as a substrate in many applications. The second is a flexible polyimide film. Its application is based on strength, thermal stability and the possibility to replace conventional materials. The growth of Al2O3 and CuBr layers was studied at various deposition conditions and using different plasma pre-treatment parameters. X-ray Photoelectron Spectroscopy, Scanning Electron Microscopy, Atomic Force Microscopy and Mechanical Profilometer were used to analyze the layers.
